Résumé

The performance and reliability of high-power mechatronic systems depends on the performance of their components. Among the most important components in complex systems and high power mechatronic systems are high power transistors. Among these transistors, the high electron mobility transistor (HEMT) is a technology under development. The HEMT has created a revolution in different fields of industry (automotive, aerospace, etc.), thanks to its electrical and thermal properties that are more relevant compared to other transistors. During the operation of the HEMT technology, several phenomena appear in its structure. In this thesis, we are interested in the HEMT. We will present the electro-thermomechanical modeling of the latter, which will allow us to observe these phenomena. The modeling is done by the finite element method using Comsol multiphysics software. This modeling allows to study the influence of the operating conditions on the thermal and mechanical behavior of the component. This modeling also allowed to study the multiphysics behavior of the transistor and to observe the degradations in the structure of the component. Therefore, an optimization study is necessary to avoid failures in this transistor. In this work, we have used the Covariance Matrix Adaptation-Evolution Strategy (CMA-ES) method to solve the optimization problem, but it requires a very important computation time. Therefore, we have proposed the Kriging-Assisted CMA-ES method (KA-CMA-ES), which consists in the integration of the Kriging metamodel into the CMA-ES method, and it allows solving the optimization problem and overcoming the computation time constraint. The integration of the finite element model developed with Comsol Multiphysics and the KA-CMAES method with Matlab, allowed to optimize the multiphysics behavior of this transistor. A comparison was made between the results of the numerical simulations of the initial state and the optimal state of the component. We have found that the KA-CMAES method is efficient to solve this optimization problem. However, this approach does not take into consideration the reliability level. For this reason, we develop the RBDO (Reliability Based Design Optimization) hybrid optimization method applied to the HEMT technology in order to improve its performance and reliability. The execution of the RBDO process requires the development and coupling of two models : the finite element model under Comsol multiphyisics software and the RBDO model under Matlab software. After the application of this process, we have succed to determine the optimal values of the design variables that allow to optimize the multiphysics behavior of the structure and the reliability level of the HEMT.
La performance et la fiabilité des systèmes mécatroniques à haute puissance sont en fonction de celle de leurs composants. Parmi les composants les plus importants dans les systèmes complexes et les systèmes mécatroniques à haute puissance, on trouve les transistors à haute puissance. Parmi ces transistors, on trouve le transistor à haute mobilité d’électron (HEMT) est une technologie en cours du développement. Le HEMT a créé une révolution dans les différents domaines de l’industrie (automobiles, aéronautiques, etc.), grâce à ses propriétés électriques et thermiques qui sont plus pertinentes par rapport aux autres transistors. Pendant le fonctionnement de la technologie HEMT, plusieurs phénomènes apparaissent dans sa structure. Dans cette thèse, on s’intéresse au HEMT. On va présenter la modélisation électrothermomécanique de ce dernier, qui va nous permettre d’observer ces phénomènes. La modélisation est faite par la méthode des éléments finis en utilisant le logiciel Comsol multiphysics. Cette modélisation permet d’étudier l’influence des conditions du fonctionnement sur le comportement thermique et mécanique du composant. Cette modélisation a permis également d’étudier le comportement multiphysique du transistor et d’observer les dégradations dans la structure du composant. Par conséquent, une étude d’optimisation est nécessaire pour éviter les défaillances dans ce transistor. Dans ce travail, on a utilisé la méthode Covariance Matrix Adaptation-Evolution Strategy (CMA-ES) pour résoudre le problème de l’optimisation posé, mais elle nécessite un temps du calcul très important. Par conséquent, on a proposé la méthode CMA-ES assistée par le krigeage (KA-CMA-ES), qui consiste à une intégration du métamodèle de krigeage dans la méthode CMA-ES, elle permet de résoudre le problème de l’optimisation et dépasser la contrainte du temps du calcul. L’intégration du modèle éléments finis développé sous Comsol Multiphysics et la méthode KA-CMA-ES sous Matlab, a permis d’optimiser le comportement multiphysics de ce transistor. On a fait une comparaison entre les résultats des simulations numériques de l’état initial et l’état optimal du composant. On a constaté que la méthode KA-CMA-ES est efficace pour résoudre ce type de problème. Cependant, cette approche ne prend pas en considération le niveau de fiabilité. Pour cette raison, on développe la méthode de l’optimisation fiabiliste RBDO (Reliability Based Design Optimization) hybride appliquée à la technologie HEMT dans le but d’améliorer sa performance et sa fiabilité. L’exécution du processus de la RBDO nécessite le développement et le couplage de deux modèles : le modèle éléments fins sous le logiciel Comsol multiphysics et le modèle RBDO sous le logiciel Matlab. Après l’application de ce processus, on a réussi à déterminer les valeurs optimales des variables de conception qui permettent d’optimiser le comportement multiphysics de la structure et le niveau de fiabilité du HEMT.
